Planar Schottky diodes have excellent high-frequency characteristics and low forward turn-on voltage SB1045L. These unique properties make them have great application potential in many fields such as solar cells, switching power supplies, automobiles and mobile phones. However, under reverse bias, the barrier lowering effect caused by the image force leads to the disadvantage of poor blocking ability of planar Schottky diodes. The emergence of TMBS structure solves this problem well. It mainly includes a double barrier metal Schottky junction diode device combining two Schottky junctions, a Schottky diode containing a PN structure combining a PN junction and a Schottky junction, and a trench barrier Schottky diode (TMBS) combining a metal-oxide-semiconductor structure and a Schottky junction. Its structure is shown in the figure below. TMBS has received more extensive attention due to its excellent high-frequency characteristics and easy adjustment of structural parameters.
